GaAS/Si(100)异质外延4°偏角衬底对外延层结晶质量的提高(英文)被引量:1

用低压金属有机物化学汽相沉积法(MOCVD)在Si(100)无偏角和Si(100)4°偏角衬底上外延生长GaAs层。异质外延采用两步生长法,并分别优化了两种衬底上的非晶低温缓冲层的生长条件。用X射线双晶衍射(XRD)和透射电子显微镜(TEM)对两种衬底上的GaAs外延层进行了结构表征,其中Si(100)4°偏角衬底上1.8μm厚GaAs的(004)面XRD衍射半高全宽338 arcsec,同比在无偏角衬底上的半高全宽为494arcsec,TEM图片显示4°偏角衬底上外延层中的位错密度大大降低。

ZnO纳米晶的室温紫外受激发射特征被引量:7

ZnO的激子特性对制备氧化锌基的光电子器件至关重要,因此对ZnO量子点中激子的发光性质及其跃迁过程进行研究显得十分必要。采用溶胶-凝胶法制备了ZnO纳米晶,X射线衍射(XRD)结果表明样品具有六角纤锌矿多晶结构。研究了在不同泵浦功率激发下ZnO纳米晶的紫外发射的时间积分光谱和时间分辨光谱,观察到自由激子发光,激子-激子碰撞和电子-空穴等离子体引起的受激发射,研究了在不同泵浦功率激发下自由激子及激子-激子碰撞随泵浦功率依赖的动力学过程。研究结果对理解激子带边发射有一定帮助,对ZnO材料在短波长半导体光电器件方面有潜在的应用价值。

铕掺杂纳米氧化锌晶体结构和荧光光谱的研究被引量:4

以醋酸锌、氧化铕、氢氧化钠为主要原材料,利用共沉淀法制备ZnO∶Eu3+纳米晶体。在X射线衍射谱中,只观察到氧化锌的峰,没有观察到氧化铕的特征峰。比较了ZnO和ZnO∶Eu3+拉曼光谱,在ZnO∶Eu3+样品拉曼光谱中观察到新的局部振动模。这些现象表明铕离子已经进入氧化锌晶格中。SEM形貌显示Eu3+离子掺入使ZnO晶体颗粒变小。利用荧光光谱仪测试ZnO∶Eu3+晶体激发光谱和发射光谱,发现氧化锌与铕离子之间存在有效能量传递。

Surface defect gap solitons in one-dimensional dual-frequency lattices

We study the surface defect gap solitons in an interface between a defect of one-dimensional dual-frequency lattices and the uniform media. Some unique properties are revealed that such lattices can broaden the region of semi-finite gap, and the semi-finite gap exists not only in the positive and zero defects but also in the negative defect; unlike in the regular lattices, the semi-finite gap exists in the positive and zero defects but does not exist in the negative defect. In particular, stable solitons exist almost in the whole semi-finite gap for the positive and zero defects. These properties are different from other lattices with defects. In addition, it is found that the existence of surface dual-frequency lattice solitons does not need a threshold power.

The band structures of BSb and B_xGa_(1-x)Sb alloys被引量:2

The band structures of BSb and BxGa1-xSb alloys are studied using first-principles calculations in the generalized gradient approximation. By SQS-8 supercells to model a random alloy, the direct transition energy-gap (Γ15v- Γ1c) bowing of 3.0 eV is obtained for BxGa1-xSb alloys in x = 0-50%, in x = 0-11% the energy-gap is the band-gap and increases by 7 meV/%B with boron composition increasing; by SQS-16 supercells the bowing parameter is about 1.9 eV in x = 0-12.5%. The formation enthalpies of mixing, ΔH, are calculated for BxGa1-xAs and BxGa1-xSb alloys. A comparison of enthalpies indicates that BxGa1-xSb films with boron composition of 7% may be possible.

Effect of the third-order filter term on soliton interactions in soliton transmission systems with filters

The effect of the third-order filter term on soliton interactions in optical fibers with guiding filters is theoretically analyzed.We find that this term causes a significant difference to the interaction of solitons through filters among the regimes of without sliding,with up-and down-sliding frequencies of filters.It is shown that the interaction between solitons can be more effectively suppressed by up-sliding filters than that by down-sliding filters in the presence of the third-order filter term.Moreover,the third-order filter term is found to play a positive role in suppressing soliton interactions in the case of non-sliding.

考虑瞬态效应的缓变结HBT性能分析

在包含晶格加热和非本地传输的瞬态效应过程下,漂移-扩散模型(DD)不再有效,需采用更精确的非等温能量平衡(NEB)模型。NEB模型的计算结果表明,对于基区厚度处于DD模型向全量子输运模型过渡的缓变结HBT而言,晶格加热和非本地传输所起的作用是明显的,而基区重掺杂引起的带阶的扰动对缓变节HBT性能的影响则可以忽略。
